Antenna-in-package (AiP) technology that implements an antenna (or antennas) with a radio or radar die (or dies) into a standard surface-mounted device represents an important antenna technology achievement in recent years. AiP technology has been developed from a basic concept into a mainstream antenna technology. It has been widely adopted by chip makers for 60-GHz radios and gesture radars. It has also found applications in 79-GHz automotive radars, 94-GHz phased arrays, as well as 122-GHz and 145-GHz sensors. It is believed that AiP technology will also provide elegant antenna solutions to 5G and beyond operating in the lower millimeter-wave bands. In this talk, we start with some historical notes about how AiP technology has evolved as we know it today. Then we consider antennas and packages for AiP technology. We show that the choice of antennas is usually given to those popular antennas that can be easily designed for the applications; the choice of packages is a trade-off among constraints such as electrical performance, thermo-mechanical reliability, compactness, manufacturability and cost; and the choice of interconnects is governed by JEDEC for automatic assembly. Next, we describe materials and processes as well as probe-based measurement setups for AiP technology. We give three AiP examples implemented respectively in a low temperature co-fired ceramic (LTCC), an embedded wafer level ball grid array (eWLB), and a high-density interconnect (HDI) processes for 60-GHz applications. Finally, we summarize the talk with some recommendations on research topics to further the state of the art of AiP technology.

Yue Ping ZHANG is a full Professor of Electronic Engineering with the School of Electrical and Electronic Engineering at Nanyang Technological University, Singapore. He has been doing research in the area of radio electronics for wireless communications over the last 30 years in China, England, and Singapore. He has published widely with two invited papers in Proceedings of the IEEE and one invited paper in the IEEE Transactions on Antennas and Propagation. He holds eight US patents.
Prof ZHANG is a Member of the Field Award Committee of the IEEE Antennas and Propagation Society (AP-S). He was an Associate Editor of the IEEE Transactions on Antennas and Propagation (2010-2016). He was the Chair of the IEEE Singapore MTT/AP joint Chapter (2012). He received the IEEE AP-S Sergei A. Schelkunoff Transactions Prize Paper Award (2012). He was selected by the Recruitment Program of Global Experts of China as a Qianren Scholar at Shanghai Jiao Tong University (2012). He was elevated to IEEE Fellow (2009) for his contributions to integrated antennas and subsurface radio. He was awarded a William Meng Visiting Fellowship (2005) and appointed as a Visiting Professor (2014) from the University of Hong Kong.
